Caractéristiques électriques de transistors à mobilité électronique élevée utilisant des superréseaux AlAs-GaAs de type N et fabriqués á I'aide de procédés laser
Abstract
La desorption laser in situ du substrat semi-isolant avant croissance par epitaxie par jets moléculaires (EJM) ainsi qu'un recuit laser des contacts ohmiques sont appliqués à la fabrication de transistors à mobilité électronique élevée (HEMTS) utilisant un superréseau AlAs-GaAs de type N comme couche donneuse d'électrons. Les améliorations apportées par ces technologies conduisent à des dispositifs performants.
