Structure and properties of CdTe films synthesized from metalloorganic compounds on GaAs
Abstract
CdTe films were synthesized on (100) GaAs substrates from metalloorganic compounds at high growth rates. The structure of the epitaxial CdTl layers was then evaluated by X-ray and electron diffraction analyses and by transmission electron microscopy. It is shown that CdTe films have a single-crystal structure with the (100) orientation and that their quality is as good as that of bulk specimens. The photoluminescence spectra of layers grown at temperatures below 400 C are found to contain a band with an energy of about 1.18 eV, which has not been reported previously.
