A 1.3-micron, 270-mW CW separate-confinement InGaAsP/InP laser (T = 20 C, I = 900 mA) with an external dielectric mirror
Abstract
Experimentally determined performance characteristics are presented for 1.3-micron CW separate-confinement mesa-stripe lasers with a stripe 11 microns wide and a resonator length of 900-400 microns fabricated in P-714 structures. A maximum continuous power of 270 mW (per mirror) has been measured for a laser with a resonator length of 0.9 mm and a dielectric mirror. Changes occurring in the spectral and angular characteristics of the lasers with increasing emission power are examined.
