High-efficiency laser-photodetector integration in a monolithic integrated-optic module based on coupled waveguides
Abstract
Laser-photodetector integration at a high optical power transfer ratio was achieved in a monolithic module using the AlGaAs/GaAs heterostructure coupled-waveguide system. The operating efficiency of a wide-contact laser is due to the presence of variable-length sections in the active medium. It is shown that the coefficient of optical coupling between the laser and the photodetector can be regulated practically from 0 to 100 percent by changing the length of slot-rule elements with vertical walls, employed as the cavity mirror.
