Transient response of heterojunction photodiodes
Abstract
Photodetectors that use Group III and Group V elements are found to be suitable for use with optical fibers at a wavelength of 1.3 micron. It is shown that these materials are suitable for the manufacture of double-heterojunction photodiodes with an electrically neutral absorbing region that has a high quantum efficiency and a response time short enough for most applications. The theoretical results agree well with experimental results obtained on GaAlAs heterostructures; specifically, a maximum rate of 500 Mb/s was obtained with a maximum efficiency of 90 percent.
