Stimulated pinching of current in a p-n-p-n structure under the action of a switching-off base current
Abstract
The paper presents calculations of the steady-state dependence of pinching dimensions on the magnitude of total base current and electrophysical parameters for a p-n-p-n thyristor. The analysis is carried out on the basis of a two-dimensional model with consideration of control current in the two bases for high levels of injection into the bases and emitter-injection coefficients equal to unity. It is found that processes taking place in the blocked part of the p-n-p-n structure have a significant effect on pinching dimensions for the case of thin-base control.
