Monomode operation of direct modulated GaAlAs DHS injection lasers from 260 Mbit/s up to 1.4 Gbit/s
Abstract
Monomode operation at a bit rate of 260 Mbit/s is demonstrated for double-heterostructure stripe-geometry injection lasers. NRZ modulation is possible. Monomode operation at bit rates of 1.25 Gbit/s and 1.4 Gbit/s could be achieved only with RZ modulation, and for a very limited set of parameters. The ultimate limit for the investigated lasers appeared to be a maximum rate of 1.4 Gbit/s. It was not possible to observe any significant structural changes in the bias dependent CW spectra during laser modulation experiments. The experimental results are confirmed by the results of numerical studies. The studies are based on the monomode rate equations and take into consideration the spontaneous emission characteristics.
