Estimation of saturation power of Gunn diode amplifier
Abstract
Stable large-signal operation of a Gunn diode amplifier is analyzed herein to clarify the relation between the saturation power and various physical parameters. The temporal and spatial variation of space charges in a Gunn element are examined by applying dc and ac voltages simultaneously to the z-terminal of a stable Gunn diode. The current response to dc voltage is expanded in Fourier series and the admittance for the fundamental frequency component is derived. By use of these results, relations are clarified among dc voltage, donor concentration, doping gradient, signal frequency and temperature.
