Design and fabrication of high-efficiency, high-power Gunn diodes
Abstract
The following characteristics of Gunn diodes are investigated: the relation between the active layer length and temperature rise, and the relation between the electron density gradient on the anode side and efficiency. The design criteria of high-efficiency high-power Gunn diodes are clarified; the fabrication of such diodes results in 7% efficiency and 2-W output power in the 7-GHz band with good reproducibility.
