Modelling of the AM and FM Modulation Response of Direct Modulated Buried Heterostructure Semiconductor Lasers
Abstract
Circuit models for the amplitude and frequency modulation response of directly modulated buried heterostructure semiconductor lasers are derived. The derived circuit models are synthesized from the solution of the rate-equations. Simulations of the amplitude and frequency modulation response using the models show good agreement with experimentally obtained responses. Simulations show that the models are useful for other laser diode structures as well. The derived models are well suited to include parasites and connecting circuitry. Simulations can be easily accomplished by standard circuit analysis programs. These models will be useful in the design and analysis of optical communication systems.
