Phased-Array Laser Diode with Buried Optical Guides and Inverted Current Injection
Abstract
A novel, phase-locked semiconductor laser diode array design is presented that utilizes current injection through the spacer regions between the waveguides to obtain fundamental supermode oscillation. The real-index waveguide array fabricated by selective disordering of multiquantum well optical guide layer, spatially removed from the active layer, is proposed.
