Distributed feedback heterolasers (lambda = 1.55 micron) operating in the continuous-wave mode at room temperature
Abstract
Low-threshold distributed feedback lasers have been produced on the basis of InGaAsP/InP double heterostructures. Wide-contact lasers based on this structure have a current density threshold of 2-3 kA/sq cm and coupling coefficients in the range 130-140 per cm. In the continuous-wave mode, the maximum output power of the lasers does not exceed 3 mW, with a differential quantum efficiency of 5 percent per mirror. The relatively low energy characteristics of the lasers are attributed to lateral leaks in the strip structure.
