Analysis of the automultiplication mode in a Gunn diode with allowance for the time lag of the interavalanche junction
Abstract
The establishment of the automultiplication mode in a Gunn diode (GD) is studied via numerical calculations on the basis of a simplified mathematial model of the GD, taking into account the time lag in the stabilization of the velocity-field characteristics. Efficiency for the first and second harmonics is investigated as a function of the generalized phase difference at a frequency of 37.5 GHz for a diode bias of 10 kV/cm.
