Photoemission of quantum wells and superlattice GaAs/GaAlAs in negative electron afinity state
Abstract
The luminiscence of quantum wells under circular polarized light excitation was studied. Experimental evidence of electron transport by tunneling from quantized states in a superlattice or a quantum well to a negative electron affinity state is found. The experimental curves show structures at the energies of the allowed optical transitions in agreement with the calculated and experimental luminiscence values. Preliminary results on energy analysis of electrons emitted from a super lattice are presented. The experiment shows the conduction band quantization into subbands in a superlattice and allows the direct measurement of the confinement energy of the first conduction subband.
