Relaxation oscillations in anti-reflection coated low reflectivity laser diode
Abstract
Solving the rate equations without spatial averaging reveals the existence of a relaxation resonance peak in the frequency spectrum of an anti-reflection coated low reflectivity laser diode. This peak occurs at more than 20 GHz which has not been reported previously. Such a diode may have potential applications in high frequency microwave transmission.
