Millimetre-wave response of InGaAsP lasers
Abstract
It is pointed out that constricted-mesa lasers have the largest modulation bandwidths of any laser reported in the literature. Bowers et al. (1985) have shown that the CW bandwidth is limited by heating in a room-temperature constricted-mesa laser. In this letter, a description is given of pulsed-modulation measurements of a laser which avoids this limitation. For the first time, lasers are efficiently modulated at millimeter-wave frequencies. A laser structure previously described by Bowers et al. is considered. Three dB bandwidths are reported. Such bandwidths are more than twice as high as have been demonstrated with any other laser structure at any wavelength.
