The evolution of power device technology
Abstract
The history of power device technology is briefly examined, taking into account process technology and device technologies, and a review is provided of the current status of power device technology. In a discussion of bipolar power devices, the various types of thyristors are considered along with power transistors and their design characteristics. A description of integrated power electronic devices is also presented, giving attention to the evolution of power MOS technology, MOS-bipolar hybrid devices, MOS-bipolar functional integration, and high-voltage integrated circuits. Projections of device ratings are presented. It is pointed out that the new generation of integrated power electronic devices will open up a second electronic revolution which could surpass the size and scope of the IC-based revolution in its impact on the entire scope of consumer and industrial electronics.
