Gain and intervalence band absorption in quantum-well lasers
Abstract
The linear gain of quantum-well lasers is analyzed, taking into account the effects of intraband relaxation. The dipole moment in quantum-well structures is obtained, and the linear gain is derived. The linear gain of GaInAs/InP quantum-well lasers is calculated as an example, showing the effects of intraband relaxation. The intervalence band absorption in quantum-well lasers is theoretically analyzed, and the results are compared to those for conventional lasers. Using these results, the threshold current and its temperature dependence in GaInAs/InP quantum-well lasers are discussed.
