Low-frequency noise of planar Schottky diodes at high current densities
Abstract
LF noise in planar Al-n-Si Schottky diodes at high current densities is investigated at frequencies ranging from 30 Hz to 20 kHz. The current dependences of noise and differential resistance are analyzed. It is shown that a sharp increase in noise at high current densities, leading to base modulation, is due to an increase with current of the effective area of the surface recombination of carriers injected from the metal into the semiconductor. The form of the noise-current characteristics depends significantly on frequency.
