High-power buried coarctate mesa-structure AlGaAs lasers
Abstract
A high-power mode-stabilized AlGaAs laser with a buried coarctate mesa-structure (BCM) has been developed. The threshold current and the differential quantum efficiency are typically 40 mA and 56 percent per front facet, respectively. Fundamental-transverse-mode single-longitudinal-mode CW operation has been achieved at up to 80 mW.
