Modulation of microwave power by intervalley-junction diodes
Abstract
Experimental results are presented on an amplitude modulator based on intervalley-junction Gunn diodes. The physical mechanisms determining operating speed and modulation depth are examined, with particular attention given to the dependence of modulation depth on microwave-power level. It is shown that high levels of modulation were achieved through loss compensation by means of negative differential resistance via local intervalley transfer.
