Submillimeter emission from hot holes in germanium in a transverse magnetic field
Abstract
A photodetector based on an epitaxial gallium arsenide structure has been used to expand the spectral composition in the measurements of the rise of far-IR emission from hot holes in germanium in a transverse magnetic field. Against the background of a relatively flat sensitivity plateau, a narrow peak with a sensitivity five times that of the plateau is observed at 281 microns. This peak in the sensitivity of the detector makes it possible to detect a narrower peak due to the spontaneous cyclotron transition of light holes. Stimulated emission, attributable to transitions between light-hole Landau levels, has been also observed in certain ranges of the electric and magnetic fields.
