Parameters of the thermal regime of semiconductor microcircuits
Abstract
Systems of thermal parameters characterizing the operation of semiconductor microcircuits are presented, and methods for determining these parameters are discussed. Particular attention is given to the commonly used methods for determining thermal resistance characteristics. Approximate formulas and computer algorithms are presented for calculating the thermal resistance and impedance of semiconductor microcircuits; an analysis is made of systematic and random errors in thermal resistance and impedance determinations. The discussion also covers methods for monitoring and controlling the temperature fields of microcircuits.
