Millimeter wave harmonic mixing with hot carrier diodes
Abstract
The harmonic mixing performance due to hot carrier diodes utilizing high field effects in semiconductors has been investigated. Model experiments in the 35-GHz band have been performed to obtain the optimum structure and NEP (noise-equivalent power). NEP of 2 x 10 to the -11th W/5-MHz for a 3rd-order harmonic mixer was obtained.
