Travelling wave power FET with coplanar slow-wave electrode system, modeling and experimental results
Abstract
Electrode structures suitable for the monolithic realization of recently described travelling wave (TW) FETs are experimentally investigated and verified by means of a microstrip line hybrid structure together with individual FETs. Due to the ease of its integration into a monolithic FET structure, a coplanar meander line slow wave electrode system was chosen which had an active length of three guided wavelengths. With 21 individual FETs in the hybrid system, output power was obtained that was more than an order of magnitude greater than that of individual FETs. The power-added efficiency was about 30%, and a flat saturated gain characteristic of broad bandwidth was exhibited
