Millimeter-wave Schottky mixer diodes
Abstract
It is reported that metal-semiconductor mixer diodes show excellent electrical properties at millimeter wave frequencies. In addition, it is shown that with 2 micron-diameter gallium arsenide diodes, a conversion loss of 5-6 dB is obtained, as well as a noise temperature of 350 to 800 K at operating temperatures of 77-300 K respectively and 225 GHz. Attention is also given to the incorporation of the diodes into mixers. Finally, some applications in radioastronomy and radiometry are discussed.
