GaAs field effect transistors
Abstract
The paper provides a brief review of GaAs FETs and their application to microwave generation, amplification and control, as well as to digital computing at gigabit rates. The discussion is divided into three parts. The first part outlines the basic operating principles of several types of GaAs FETs, the second part deals with microwave applications, and the third part examines gigabit digital circuits. Microwave applications are discussed relative to amplifiers, low-noise amplifiers, variable-gain amplifiers, power amplifiers, linear amplifiers, limiters, frequency discriminators, frequency multipliers, frequency mixers, and oscillators. Types of GaAsFETs include the MESFET, the JFET, the HJFET, the MOSFET, the MISFET or the IGFET, and the SIGFET.
