Integrated circuit reliability and manufacturing science - An overview
Abstract
Advanced integrated circuit manufacturing technologies are described, using which routine production of low cost mainstream devices with a built-in reliability compatible with the high requirements of military systems should be feasible. Emerging technologies for improving understanding of semiconductor processing, predicting and stabilizing device parameters, and assuring production line reproducibility and IC production control are noted, whose further development would lead to higher reliability at lower cost and improved device performance.
